ALD throughput comparison by tool architecture

Plasma, vacuum, films and facilities. Everything is calculated in your browser; nothing you enter is sent to a server.

KEY POINTS

ALD tool throughput is set by overhead such as transfer and heat-up for thin films and by cycle time for thick films. For high-k films a few nm thick, single-wafer and spatial tools tend to win; for films tens of nm thick, spatial tools with no purge waits and batch tools that process many wafers at once pull ahead. This tool estimates the crossover from thickness and GPC.

The defaults are assumptions for comparing architectures, not the specifications of any particular tool. Real values vary greatly with film, temperature, precursor vapor pressure, chamber volume and transfer system capacity, so replace them with equipment maker quotes or demo measurements.

Reading the chart

For thin films, most of the processing time per wafer in every architecture is overhead such as transfer and heat-up. For high-k films and liners a few nm thick, single-wafer tools with short overhead and spatial tools that process several wafers on a susceptor at once come out ahead. As films get thicker, cycle time dominates, and spatial tools with no purge waits and batch tools that spread time over many wafers gain ground.

Throughput is not the only factor, though. Single-wafer tools make it easy to adjust conditions per wafer and to fine-tune film quality and uniformity; batch tools take long to heat and cool and lose many wafers in a single failure; spatial tools are limited in usable chemistries by gas separation and rotation speed. The pulse time needed for deep holes can be checked with the ALD step coverage and exposure calculator.

FAQ

Why do thin films favor single-wafer ALD?

With few cycles, overhead dominates processing time, and single-wafer tools have short overhead per wafer.

Are the default tool prices real?

No. They are assumptions for comparing architectures. Replace them with quotes from equipment makers.
