Overview
DAD3361 is a semi-automatic dicing saw for 300 mm workpieces from DISCO. It is highly extensible and meets a wide range of processing needs.
A high-power 1.8 kW spindle is standard, and an optional 2.2 kW spindle allows processing of everything from silicon to difficult materials such as ceramics. An optional alignment function supports several workpieces mounted on one tape frame.
A rigid gantry structure, a front-supported spindle and spindle temperature monitoring stabilize processing. Servo motors on all axes shorten process time by up to about 2%. A new non-contact setup shortens blade height measurement time by about 74%, and a microscope with a CMOS camera makes kerf checks easier to see.
